For the examples in this article, I used Visio. But at work I primarily use Gliffy within Confluence.

I tend to like Visio the most, but on a Mac, I no longer have the ability to use it.

You could really use PowerPoint, Google Draw, any program which has basic shapes, and connectors. From there it's just practice and getting to know the tool.
